Maximální přiváděný výkon v klasickém dc magnetronovém naprašování (dcMS) bývá omezen především materiálem terče a magnety magnetronu. Vysokovýkonové pulzní magnetronové naprašování (HPPMS) umožňuje oproti klasickému dcMS jeho další zvýšení. Jedním z důsledků HPPMS je vysoká ionizace plazmatu a zvýšená ionizace atomů materiálu terče, což otevírá prostor pro další možnosti jak ovlivnit růst deponovaných vrstev.
První část této dizertační práce je zaměřena na depozice vrstev TiN pomocí HPPMS v reaktivní atmosféře při celkovém tlaku pT=1Pa. Byly zkoumány vzájemné vztahy mezi procesními parametry, velikostí a složením iontových toků na substrátu, strukturou vrstev a jejich mechanickými vlastnostmi. Bylo ukázáno, že struktura a tvrdost vrstev TiN může být řízena hustotou výkonu v pulzu na terči a opakovací frekvencí pulzů, které determinují energii a tok iontů dopadajících na rostoucí vrstvu. Relativně vysoké tvrdosti vrstev TiN (tvrdost 28GPa) při poměrně nízkém vnitřním pnutí (tlakové pnutí o hodnotě 1,6GPa) bylo dosaženo depozicí při průměrném proudu v pulzu Ida=10A, opakovací frekvenci fr=10kHz a parciálním tlaku dusíku pN2=0,1Pa.
Druhá část této práce se zabývá depozicí vrstev Ti pomocí HPPMS z chlazeného a nechlazeného terče (průměr 100mm) při tlaku p=1Pa. Termovizním snímáním povrchu terčů byly zjištěny jejich teploty v průběhu depozice. Bylo zjištěno, že zvýšená povrchová teplota nechlazeného terče (až na 1700°C) vede k významně vyšším (až 1,9 krát) depozičním rychlostem při podstatně (až 1,5 krát) nižších hustotách výkonu na terči v porovnání s chlazeným terčem při stejné průměrné hustotě výkonu na terč v pulzu (až 0,33Acm-2). To vedlo k výraznému zvýšení (až 2,9 krát) míry využití dodané energie na depozici. Výsledky byly diskutovány s teoretickými předpoklady o zvýšení rozprašovacího výtěžku, efektu sublimace resp. vypařování a vlivů sekundární emise a thermoemise na změnu výbojových charakteristik.
V poslední části této práce je zkoumán efekt modifikace povrchu substrátu Si(100) před následnou depozicí uhlíkových vrstev ionty uhlíku. Substrát byl po dobu 3 minut vystaven HPPMS (při záporném předpětí na substrát Us=-900V), což vedlo k částečnému leptání a implantaci uhlíku do povrchové vrstvy substrátu. Následně deponovaná vrstva uhlíku pomocí HPPMS vykazovala výrazné zlepšení adheze.

Maximal power load in classical dc magnetron sputtering (dcMS) is used to be limited especially by the target material and by magnetron?s magnets. High-power pulsed magnetron sputtering (HPPMS) allows in comparison with classical dcMS its additional increasing. One of the benefits of HPPMS is higher plasma ionization degree and increase in ionization of target material atoms which gives additional possibility to influence film growth.
The first part of this dissertation thesis is focused at deposition thin films of the TiN by HPPMS in reactive atmosphere at total pressure pT=1Pa. Mutual dependence of process parameters, volume and composition of ion fluxes at the substrate, structure and mechanical properties of the films were investigated. It was shown that the structure and hardness of deposited TiN films can be driven by power pulse density and repetition frequency which is determining the energy and flux of bombardment ions at the growing film. Relatively high hardness of the TiN films (hardness 28GPa) with relatively low intrinsic stress (compressible stress 1.6GPa) have been reached by deposition at averaged pulse current Ida=10A, repetition frequency fr=10kHz and partial pressure of nitrogen pN2=0.1Pa.
The second part of this dissertation thesis is dealing with deposition of Ti films by HPPMS from water cooled and non-cooled target (diameter 100mm) at pressure p=1Pa. Thermovision system was used to carry out target surface temperatures during depositions. It was found that increase in surface target temperature (up to 1700°C) leads to the significantly higher (1.9 times) deposition rates at significantly (1.5 times) lower power density at the target in comparison with cooled target at same averaged power density at the target in a pulse (0.33Acm-2). This led to the strong (2.9 times) increase of utilization power load for deposition. Results were discussed with theoretical expectation of increase in sputtering yield, effects of sublimation/evaporation and effects of secondary emission and thermoemission at discharge characteristics changes.
In the last part of this dissertation thesis is examined effect of surface modification of the substrate Si(100) by carbon ions before direct deposition of carbon films. The substrate was facing HPPMS for 3 minutes (at the negative substrate bias of Us=-900V), which led partially to the etching and partially to the implantation of carbon into the surface layers of the substrate. Carbon films deposited by HPPMS at pretreated surface show significantly better adhesion.
